At the moment I'd lean towards the collapse of this planet's ecosystem. There's no way to reverse the damage that has been done and we're still polluting even as we go about our lives every day. Whether or not colonisation of other planets will be possible by then is open to debate though...

Personally I reckon it will be a killer virus, of course not everyone will die as people will have a immunity.
I think a mixture of them all!
I would hope we wouldn't be stupid enough to create AI that would kill us though. However it's probably out of most normal people's control. The scientists'll do it, won't they?

Taking each one in turn,
Killer virus - plausible, and equally as likely to be killer bacteria with full spectrum anti-biotic resistance. Viruses are coller as the mutate into even more deadly strains more easily.
Nano-Tech, not on its own, it's likely to be heavily regulated as its much feared and about to be jumped on legislatively by the EPA in the USA. Of course that's what they're "telling" us
Killer Robots. won't stand a chance as long as Michael Biehn is still around, but in 40 or so years it might be something to fear. I often wonder if humans are bright enough to develop true artificial intelligence, and I presume that the sot of intelligences that these sci-fi things talk about are probably self-evolved. We just need to keep AI's in a big box without an internet connection and everything will be fine. Still I think Joshua from Wargames, or Skynet from the Terminator is probably more likely to be the cause than the killer robots part.
Planet killer asteroids, nah I think the longer we can put thisone off the longer we'll be able to prepare totally for it. If one's out there with our address on it soon, we're in trouble, but in 100 years I reckon we'll be fine about it ad have developed the ways to divert it sufficiently, solar sails, hydrogen ramjets whatever...
Collapse of the eco-system is a dodgy term, 'dramatic irreversible change' would be far more appropriate, and yes this one's a serious threat, however the change is relatively slow nd I dare say a change in the ecosystem will result in a similar change in the human race, even if it doesn't wipe us out completely. This one IS a certain though pretty much, it's just a matter of time and whether or not something elsegets us first

I was just throwing out a few ideas off the top of my head but people should feel free to consider any other alternatives (mutant sharks with fricking laser beams perhaps?)

seriously though Inc, I think you've got most of the good ones, but my fave can be summed up as the human race's own stupidity. It takes into account quite a few of those.
It honestly wouldn't surprise me if someone like a certain US President does go too far one day and spoils it all well and truly for the rest of us though

Eco change (rather than collapse) seems inevitable, with the conditions of the planet becoming too inhospitable for humans. And us evolving to stay in the top niche seems unlikely. The time of the roaches has to come sooner or later. And finding a method of mass transit to one of the few stars out there with a planet capable of sustaining us also seems unlikely. But we're also talking a long way off.
Human Stupidity, or The Evil Incarnate That Is George W Bush Jnr(tm) seems the most likely of any near end scenarios, though.
Whilst I'm sure that humanity is doomed I'm also sure that it will be something of our own doing and something we didn't see coming.
The way I see it is that we're too clever and too stupid all at the same time. The world is a fabulously complex place and what you meddle with over here has a habit of biting you in the ass over there. It may not happen tomorrow, next year or in the next hundred years... but until we leave the physical world and transcend into higher beings (<==== that's me being sarcastic before anyone thinks I believe this) I'm sure it will come.
That being said, I don't feel gloomy about it It's our individual and collective responsibility to carry on regardless of our individual or collective mortality

I think it might be climate change or an Asteroid as likely candidates, however, i'm hoping we'll colonize mars before our planet is seriously buggered. The next big challenge is getting transport to some nearby stars to find other hospitable planets. I think that might be the make or break for the human race. While we're all on one planet there is a 'single point of failure', once we're dotted around a bunch of planets, then it will be much harder for any one thing to eradicate us.
